Transverse modes in oxide confined VCSELs: Influence of pump profile, spatial hole burning, and thermal effects.

چکیده
We present experimental studies on the transverse mode emission behaviour of oxide-confined Vertical Cavity Surface Emitting Lasers (VCSELs). VCSELs with aperture diameters of 6um and 11um exhibit a wide variety of emission patterns from low order Hermite- Gaussian modes to high order Laguerre-Gaussian modes. We obtain detailed information about the spatial gain distribution by recording spontaneous emission intensity profiles during lasing operation. We conclude from these profiles, that the spatial carrier distribution is primarily governed by the in uence of pump induced current spreading and is only secondarily in uenced by further effects such as spatial hole burning, and thermal gradients in the laser. The combination of these mechanisms causes a strong tendency towards the emission of high order transverse modes.

Effects of Spatial Hole Burning on Gain Switching in Vertical-Cavity Surface-Emitting Lasers
We present a numerical study of the effects of carrier diffusion and spatial hole-burning in vertical-cavity surfaceemitting lasers under gain switching. Our model includes spatial and temporal dependences of both the optical field and the carrier density. Results show that spatial hole burning places a limit on the minimum achievable pulse width. We demonstrate that spatial hole-burning can be...
متن کاملInfluence of Anisotropies on Transverse Modes in Oxide-Confined VCSELs
We present a comprehensive fully vectorial model for the cavity eigenmodes of oxide-cofined vertical-cavity surface-emitting lasers (VCSELs) with the details of their complex structure. It includes device-inherent symmetry-breaking mechanisms like noncircular geometries and material anisotropies related to the elasto-optic and electro-optic effect. The latter is accounted for in the model start...
متن کاملEffects of the Spatial Nonuniformity of Optical Transverse Modes on the Modulation Response of Vertical-Cavity Surface-Emitting Lasers
We present detailed numerical simulations to clarify the important role that the nonuniformity of the transverse optical mode plays for the high-speed response of oxide-confined verticalcavity surface-emitting lasers (VCSELs). The comprehensive laser diode simulator, Minilase, as well as a one-dimensional rate equation model are used as simulation tools. It is demonstrated that, due to the nonu...
متن کاملQuasi-analytic steady-state solution of VCSEL rate equations including spatial hole burning and carrier diffusion losses
We propose a new set of equations describing a cylindrical vertical cavity surface emitting laser (VCSEL) cavity under CW operation, based on the rate equations including lateral carrier diffusion. The only numerical step in the calculation consists in finding the roots of a polynomial expression. This model enables a quasi-instantaneous calculation of the laser’s light-current characteristic, ...
متن کاملTurn-oo Transients in Current-modulated Multi-transverse-mode Vertical-cavity Surface-emitting Lasers
Turn-oo transients in current-modulated weakly-index-guided vertical-cavity surface-emitting lasers (VCSELs) are analyzed by using a model that takes into account all the transverse modes supported by the waveguide. Turn-oo transients strength is maximum for the current at which the VCSEL enters the multi-transverse-mode regime. Their strength signiicatively decreases for the multi-mode regime ...
